It's not a big deal. You were a kid still and kids do that kind of stuff. It's not liked you touched her or anything of that nature. (it would be different if you were touching her or doing anything of a sexual nature.)
I remember being about your age (12 or 13) and babysitting a little boy. I didn't think anything of it, but went to the washroom in front of him (he'd followed me in there) and it wasn't until a couple of days later that I started feeling the same way you are. Wondering if I'd done something wrong. And it haunted me for a long time too. But, I'm 31 now and have kids of my own and can say definitively that it's not a big deal for kids to see body parts especially when they are as young as 2 and 3.
So stop worrying and move on. I'm certain the child doesn't remember anyways.
